چکیده

High-Resolution Electron-Energy-Loss Spectroscopy (HREELS) has been applied to investigate the anisotropy of the GaAs(001)-c(4 £ 4) and b2(2 £ 4) reconstructions. Measurements have been performed on high-quality samples grown in situ by Molecular Beam Epitaxy. The loss intensity is different in the directions parallel and perpendicular to dimers, particularly close to the fundamental gap. We construct relative difference intensity spectra which can be directly compared with the differential reflectivity spectra of the RAS spectroscopy. A one-to-one correspondence is found between experimental and calculated electronic transitions up to about 3 eV. The surface anisotropy given by EELS is about two orders of magnitude higher than that measured optically. The contributions to the anisotropy originate entirely from a few atomic layers beneath the surface. In the b2 phase we find direct evidence of transitions involving the dimers of the top atomic layer which are well separated by those involving bulk states modified by the surface. q 2003 Elsevier Science Ltd. In(Ga)As quantum dot formation on group-III assisted catalyst-free InGaAs nanowires.

Growth of GaAs and In(x)Ga(1-x)As nanowires by the group-III assisted molecular beam epitaxy growth method on (001)GaAs/SiO(2) substrates is studied in dependence on growth temperature, with the objective of maximizing the indium incorporation. Nanowire growth was achieved for growth temperatures as low as 550 °C. The incorporation of indium was studied by low temperature micro-photoluminescenc...

Structure and Energetics of P-rich GaP(001) Surfaces

The microscopic structure of the GaP(001) surface is not well understood, in marked contrast to other III–V compounds, in particular GaAs(001) (see Ref. [1] for a recent review). It has been suggested that ion bombardment and annealing of GaP(001) results in a (4 2) reconstructed Ga-rich surface [2, 3] in analogy to GaAs. On the other hand, based on ion scattering spectroscopy and low-energy el...

Influence of substrate surface reconstruction on the growth and magnetic properties of Fe on GaAs„001..

We have studied the magnetic and structural properties of epitaxial bcc Fe~001! films grown at 175 °C on molecular-beam epitaxy-prepared GaAs~001!-234 and -c(434) reconstructed surfaces, with film thicknesses ranging up to ;30 ML ~;43 Å!. We present measurements of the thickness-dependent evolution of the magnetic properties of the Fe films as determined by in situ magneto-optic Kerr effect. We...

Tight- binding study of electronic band structure of anisotropic honeycomb lattice

The two-dimensional structure of graphene, consisting of an isotropic hexagonal lattice of carbon atoms, shows fascinating electronic properties, such as a gapless energy band and Dirac fermion behavior of electrons at fermi surface. Anisotropy can be induced in this structure by electrochemical pressure. In this article, by using tight-binding method, we review anisotropy effects in the elect...

Ammonia adsorption and decomposition on the GaAs ( 100 ) - c ( 8 X 2 ) surface

The effect of ammonia exposure and substrate temperature on the reaction of ammonia with GaAs(lOO)-c(8 x 2) has been studied using temperature programmed desorption (TPD), X-ray photoelectron spectroscopy (XPS), and high resolution electron energy loss spectroscopy (HREELS). TPD data indicate that thermal decomposition of ammonia occurs at moderate temperatures (250 K). Above 250 K, recombinati...
